Chip Scale Package (CSP) refers to a general category of packages whose footprint is close to that of the bare die. The package dimension is typically no more than 1.2~1.5 times the die area. As chips keep shrinking, conventional packages are often several times larger than the die, resulting in wasted board space. The core concept of CSP is package miniaturization: either solder balls are fabricated directly on the die (e.g., WLCSP), or interconnections are routed to the die edge to eliminate the bulk of traditional lead frames.
2. Common CSP Types
- WLCSP (Wafer-Level Chip Scale Package): Solder balls are formed on the entire wafer. The package is essentially the die itself, delivering the smallest form factor.
- Lead-frame CSP: Short interconnections are arranged around the die perimeter, far more compact than conventional QFP packages.
- Flex-substrate CSP: Interconnections are routed on a flexible substrate for flexible dimensional design.
- Stacked CSP: Multiple dies are stacked vertically, ideal for memory and sensor modules.

- Prioritizing compact size with low pin count: WLCSP is the preferred option.
- Higher pin count or enhanced thermal dissipation: opt for lead-frame or substrate-based CSP.
- Applications subject to drop and vibration: underfill implementation and solder joint reliability testing must be evaluated.
