Chip Scale Package (CSP) refers to a general category of packages whose footprint is close to that of the bare die. The package dimension is typically no more than 1.2~1.5 times the die area. CSP dominates applications including smartphones, TWS earbuds and wearables. This article clarifies what CSP is and how to select it.
As chips keep shrinking, conventional packages are often several times larger than the die, resulting in wasted board space. The core concept of CSP is package miniaturization: either solder balls are fabricated directly on the die (e.g., WLCSP), or interconnections are routed to the die edge to eliminate the bulk of traditional lead frames.
Benefits: Ultra-small footprint, short interconnects, superior high-frequency performance, and shortened thermal paths.
Trade-offs:
CSP achieves gains in performance and space savings at the cost of tighter assembly reliability requirements. To fully leverage the merits of CSP, operating conditions and reliability validation must be incorporated during component selection.
